I think the Weeping Angels and the Vashta Nerada are by far the scariest, but they are not my favorites. I have to say that my favorite is The Master because of their long history together.

does the master count? i don't know that i'd call him a "monster" but he's certainly a villain, and he is my favourite.
aside from him, though, if we're talking actual monsters then both the weeping angels and the silence are works of genius on moffat's part.

Old series: the Black and White Guardians ... their power and existence lies outside the Web of Time, and are therefore not subject to the laws of nature or the universe. The fact that they used this vast power to send the Doctor and Romana on a cosmic scavenger hunt for shits and giggles is insanely scary to me because other, more subtle things were happening. And now that the Time Lords aren't minding the Web of Time ... what *are* those two freaks up to *now*??
They are ripe for some incredible story-telling if the new series ever resurrects their characters.
